An electromagnetic model for the study of the propagation mechanisms in distributed FET components, including conductor and dielectric losses, is proposed. The model also describes the effect of carrier-velocity saturation and finite carrier-transit time. Amplification is treated under the small-signal assumption. The method is applied to the characterisation of a GW-TWFET and a set of basic considerations and some design guidelines are provided which derive from an analysis of the energy constraints
